(3)KrF 和 ArF/ArFi 光刻机使用准分子激光器作为光源,利用激发态的分子不稳定性发光,从而得到更短的 248nm 与 193nm 的光波长。其工作原理为氪气与氩气等惰性气体在电场和高压环境下与氟气,氯气等卤素气体发生反应生成不稳定的准分子。而激发态的准分子又不断的分解,释放出了深紫外的光子,通过这种释放光子的过程,可以得到 248nm和 193nm 的光源。由于准分子激光是脉冲式,所以其主要关注点为脉冲频率、输出功率以及持续时间等。
